A measurement-based, nonlinear modeling approach for Microwave Monolithic Integrated Circuit (MMIC) varactor cells is proposed. The technique exploits the combination of the vector fitting (VF) algorithm and the Bott-Duffin (BD) network synthesis to automatically yield an equivalent-circuit model from multibias S-parameters measurements. The method is validated for three varactor cells with different layout features.
