The electrical behavior of Fe implanted InP by means of current-voltage (I-V) measurements carried out on mesa structures was investigated. A 1D numerical simulator of the I-V characteristics to extract important parameters was developed. A high fraction of activated Fe is obtained for high dose implanted samples, with active Fe concentrations well above the equilibrium Fe solubility limit, thicknesses of the compensated layers around several hundred nanometers, and resistivities in the 107-108 Ω cm range.
